1-fJ/bit Direct Modulation of Photonic-Crystal Lasers

Abstract

We have fabricated InP-based photonic-crystal lasers using ultra-compact embedded active region (1.26 × 0.25× 0.15μ m3). The device is directly modulated by a 10-Gbit/s NRZ signal with a 10.5-μ A bias current, resulting in an energy cost of 1 fJ/bit.
