32-Gbit/s Heterogeneously Integrated Mach-Zehnder Modulator with 250μm-long III-V/Si MOS-capacitor Phase Shifter

Abstract

A heterogeneously integrated InGaAsP/Si MOS-capacitor Mach-Zehnder (MZ) modulator achieves around four times smaller VπL (0.09 Vcm) than that of the conventional Si MOS-capacitor MZ modulators. The eye opened at 32 Gbit/s using a 250μm-long phase shifter.
