Abstract

We have developed a 60-GHz hybrid integrated photoreceiver module using a quantum-dotbased optical semiconductor amplifier and a high-speed PIN photodetector for high-baud-rate opticalfiber communications. A high responsivity of 25A/W and a high sensitivity of-20.5 dBm were achieved.
