CW operation and performances of 1550nm-band InAs quantum-dot monolithically-integrated lasers with quantum-dot intermixed regions

Abstract

Using the developed regionally-tailored quantum-dot intermixing (QDI) processing, we have fabricated a 1550 nm-band quantum-dot laser monolithically integrated with QDI electro-absorption (EA) modulator and achieved CW operation. Fundamental absorption and lasing characteristics were demonstrated.
