Abstract

An extremely compact 1.3-μm, 4×25-Gbit/s TOSA was made by using monolithically integrated EADFB laser array with rear-grating DFB lasers. The dynamic extinction ratio and optical modulation amplitude are high enough for 10-km 100GbE.
