Abstract

A membrane semiconductor optical amplifier heterogeneously integrated with SiN waveguides on SiO2/Si substrate exhibits 10-dB on-chip gain with 13-mA bias current. Clear eye openings are obtained with 10-and 28-Gbit/s NRZ signals.c 2019 The Author(s)
