Abstract

A Mach-Zehnder modulator having III-V membrane phase shifters and semiconductor optical amplifiers inside interferometer arms is heterogeneously integrated with Si waveguides. The device exhibits 6-dBm fiber output power and 40-Gbit/s NRZ modulations with clear eye-openings.
