N2 - We have developed lateral current injection membrane DFB and photonic crystal lasers, in which a buried heterostructure is used. Effective confinements of both photons and carriers are essential to achieve low-operating-energy directly modulated lasers. We have also demonstrated heterogeneous integration of membrane lasers on SiO2/Si substrates.
