In order to realize a GaInAsP/InP laser diode having a very narrow dynamic spectral width in the 1. 5 mu m wavelength region and intended for application in 1. 5 mu m to 1. 6 mu m ultra-low loss fiber communication future systems, Distributed Bragg Reflector Integrated Twin-Guide (DBR-ITG) lasers were studied experimentally as well as theoretically. CW operation of DBR-ITG lasers were realized up to minus 20 degree C with an output power of 2 mW. A single-wavelength operation was observed under rapid modulation of 1 GHZ and a 100% modulation depth, where the spectral widths of conventional laser diodes were spread by the dynamic spectral broadening up to about 100 A. The dynamic line shift or the dynamic wavelength shift of lasing wavelength was less than 0. 5 A. Theoretical prediction of behavior of this kind of laser is also given.
